The mechanisms of growth of Ge nanocrystalline films on the surface Si (001) at low temperature and high epitaxy velocity were studied. It is shown that deposition of Si adatoms on the surface of the film stimulates the reconstruction of the surface by nanocrystallites and leads to an increase in the degree of crystallinity of Ge and the mixing of Si / Ge.
