The short order parameters for silicon oxynitride surface are determined from intensity of elastically scattered electron peak versus scattering vector for different stoicheometries. It is shown, that in 300-1300K temperature range these parameters practically remain without changes. The novel method for dynamical extending of STM time range is developed. The existence of previously unknown type of symmetry for Si(1000)c(4x4) structure was established with usage of this method Adsorption of an O2 molecule on clean Si(001)2x1 surface, surface charged with elementary Q=-1e charge and silicon surface with Bi adsorbed atom has been examined. The activation energies for O2 dissociation on Si(001)2x1 was found for singlet and triplet system states for these surfaces. The influence of initial charge on dissociation process of oxygen molecule has been discussed. It was shown that columnar Mo films with crystallite sizes about 100 nm were sputtered by D2 ions irregularity. So the fast degradation of optical characteristics were observed under (=650-250 nm which were the larger of crystallite sizes.
