Karazin popup.description2 The object of investigation: the processes of radiational defectformation and changes of mechanic-electric properties of materials and structures under their interaction with fluxes of accelerated particles under different conditions and also the processes of radiational monitoring. The aim of investigation: obtaining new information on the mechanisms of radiational defectformation and changes of mechanic-electric properties of materials and structures under their interaction with highpower particles; finding dependencies of these changes character on parameters of ionizing radiation; determining new data on the ionizing-radiation effect on microelectron structures; obtaining new data on relaxational properties of structurally ordered metal materials; developing mathematical models of radiational defectformation processes considering their application in the radiational monitoring systems. Methods and equipment: accelerators of charged particles, irradiation by alfa,gamma-rays, electronography, microscopy (optic and bitmapped, mechanical spectroscopy, methods of measuring and controlling electrophysical properties of materials, methods of harmonic analysis, methods of physical and mathematical modeling. In the result of carrying out this investigation the following main results have been obtained: - comparative studying the effect of gamma and alfa irradiation on the relaxational spectrum of Si have been made; - it was established that in contract to alfa-particles irradiation which causes the appearance of three maxima on the amplitude dependence of the internal friction, gamma-irradiation causes one maximum; methodology of finding the type of irradiation according to the amplitude dependence of internal friction has been suggested; - it has been established that the previous irradiation by gamma-rays of Fe3Al hardened from 1273 K from the region of disordered alfa-solid solution of the Al in Fe beginning from doses of (1-2)Ч105 order Gray stimulated the appearance of additional carbon vocational peaks of internal friction (IF) on its temperature dependence above the known Snuck peak linked with carbon; - there have been carried out investigation of the processes taking place with irradiation of passive elements of integral schemes made on the basis of thin layers of metals, semiconductors and dielectrics; redistribution of the signal between harmonic elements which propagates in the substance subjected to the effect of neutron or gamma-irradiation; - it has been established that the value of the amplitude of the third harmonic is determined by the irradiation doze and signal amplitude and characterizes the signal from change on resistors in integral schemes; the amplitude of higher harmonics is first of all influenced by the concentration of defect clusters and point defects in semiconductors and metals; - methodology of using the method of the third and higher harmonics for measuring fluense of neutrons and gamma-radiation dozes has been suggested; the use of control of dozes in the form of resistive elements shows that omic resistance of resistors with the neutrons doze of 5Ч1014 сm-2 changes into 1,5-9%, while the third harmonic increases up to 600%; - it has been shown that asimultaneous use of metal films and semiconductor layers as resistors, covers of condensers and conductors of mounting simplifies the technology of integral schemes manufacture; - it has been established that works on modeling complex defects and measuring electric characteristics of metal, semiconductor samples and also electron-hole transitions allow to apply a harmonic analysis for studying and interpretation of the physical nature of the defects, processes of defectformation in metals, semiconductors and things of solidbody electronics under the effect of highpower particles fluxes. The result obtained are new and form the objective basis for successful accomplishing the next stages of this SRW: further experimental and theoretical investigation of the radiation defectformation processes.
