Subject of research: oxide heterostructures based on A3B5 and A2B6 semiconductors. Purpose of research: synthesis and investigation of the properties of oxide heterostructures based on A3B5 and A2B6 semiconductors, and analysis of the impact of structural defects on the performance of synthesized nanostructures for application in portable solar cells. Research methods: The research methods include electrochemical and photoelectrochemical etching, deposition, and the SILAR method for creating nanostructured oxide heterostructures. Quality control involves SEM, AFM, EDX, XRD, RAMAN, and PL methods. Modeling is carried out using ImageG, OriginPro, and Modeloo, with crystal structure prediction performed via the Crystallography Open Database. Research results: The project results include the creation of new oxide nanostructured heterostructures (Ga₂O₃/por-GaAs/mono-GaAs, CdO/CdS/ZnO, CdxTeyOz/CdS/por-ZnO/ZnO, etc.) with improved electrophysical, chemical, optical, and morphological characteristics.
