The methods of epitaxial growth of A2B6 (CdTe, CdZnTe) and A4B6 (PbTe) thin films with a purpose of reproducible obtaining of high structured perfection films with minimal concentration of intrinsic and impurity defects were developed. The most informative methods for experimental investigation of ІІ-VI and IV-VI semiconductor nanocomposites were recommended: AFM contact method, AFM semicontact method, STM methods by using high vacuum nanotechnological complex "NanoFab-100".
