Established were the conditions of the formation of nanocrystalline phase of cubic silicon carbide and silicon. At 700-1000 degrees Celsius nanocrystals of the cubic polytype of carbide were found to grow together with silicon nanocrystals. The size of SiC and Si depended on the substrate temperature. At the substrate temperatures exceeding 1100 degrees Celsius silicon starts to intensively escape from the growing film.
