The design of the used ion plasma setup was upgraded. Established were the conditions of the formation of nanocrystalline phase of cubic silicon carbide and silicon. At 700-1000 degrees Celsius nanocrystals of the cubic polytype of carbide were found to grow together with silicon nanocrystals. The size of SiC and Si depended on the substrate temperature. At the substrate temperatures exceeding 1100 degrees Celsius silicon starts to intensively escape from the growing film. The absorption spectra of SiC and Si showed the absorption maxima at room temperature.5481
