As a result of implementation of project, the technology of creation of multicomponent structures on the basis of Me-ncSi/SiOх-Si, Me-ncSi/SiO2-Si and Me-ncSi/ZrO2-Si, which include silicon nanocrystals as environment for information storage was developed and optimized. Application of this technology allowed to develop, to produce and to research the models of energy independent nanocrystalline flash memory, which have ultrahigh capacity, for their subsequent application in the informative systems of next generation.
