The influence of electrodes and structure defects related to technology of films platting, illumination and annealing in oxiden and hydrogen atmospheres on selfpolarization effect in the direction of normal to film surface was studied. Polarization profiles obtained experimentally by ellipsometry method were compared with those calculated with and without taking into account a depolarization field. It was shown that theoretical calculations describe pretty good a variation of polarization value with distance from surface of self-polarized film. Ti3+ centers shifted from usual position of Ti ions by oxygen vacancies were identified in BaTiO3 films by ESR method. The analysis of obtained results gave a posibility to conclude that appearance of intrinsic electric field on the boundary of electrodes or substrate and film over difference of their lattice constants, coefficients of thermal expansion and growth defects is the reason of selfpolarization phenomenon.
