The created contact devices for measurement of microwave parameters of unpackaged GaAs field transistors in a range of frequencies of 25,6-37,5 GHz (crosssection of a waveguide is 7,2х3,4 mm) and 53,5-78,3 GHz (crosssection of a waveguide is 3,8х1,6 mm). The developed measuring setup allows carrying out measurement of parameters of unpackaged transistors on the fixed frequency in the specified ranges under different conditions of the input coordination of the transistor, and also choice of an optimum operating mode of the tested transistor on a direct current.
