Information × Registration Number 0210U005732, 0109U006172 , R & D reports Title Investigation of modifications of defect structure induced by magnetic field in III-V compounds popup.stage_title Head Milenin Victor, Registration Date 05-01-2011 Organization V.Laskaryov Institute of Semiconductor Physics NAS of Ukraine popup.description2 It was found out effect of long-term(tens hours) changes of characteristics of the radiative recombination caused by a short-term (tens seconds) influences of magnetic fields in Cz-InP, epitaxial layers and porous structures on InP, and also in contacts of Au-InP at sum action of microwave (р=7,5 W/cm2, f=2.45 GHz, t=60s) and PMF (B=60 mT, f=10 Hz, t=60 s) treatments. It is shown that due to noted treatments multiphasic processes of a relaxation of defective structure are induced. Most important of these processes is destruct of impurity complexes with the next formation of the defects of new type which can be both centres radiative, and non-radiative recombination, and also the changing of density of surface active states. Changes of defective structure of the semiconductors, induced by magnito-field treatment, should be considered at a choice of service conditions of devices for the purpose of prevention of uncontrollable variations of their properties.
