Regularities of the formation of nanodimensional structures with specified topology and distribution on surfaces of layered crystals are determined. Heterosystems with a potential barrier based on layered crystals with nanostructured surface layers are investigated. A complex of electrical and photoelectric experiments was carried out. Charge transfer mechanisms for structures of different types are established. Influence of penetrating radiation on both films and heterostructures is investigated.
