A possibility of diagnostics of Bi/Ge(113) and Sb/Si(113) surface phases was demonstrated by means of work function measurement. The basics of technology to synthesize and modify Si and SiC nanoscale structures in the SiO2 matrix, nanoscale layers of GaN and InGaN with delta-doping by boron, Ti-TiO2-pSi, A3B5 compounds, etc., were developed. Their structural, electronic and luminescent properties were investigated with possible practical applications in manufacturing of light emitting diodes, sensors, generators and VHF filters; In particular, SiC nanoparticles, which could be used to visualize living cells, to diagnoze and treat cancer owing to their low toxicity; SiO2/Si-ncSiO2/p-Si as dynamic memory devices; magnetic nanocontacts for nanogenerators in GHZ and THz ranges. An array of nanoscale structures diagnostics techniques, which resulted from the project's research, can be available for the scientists of laboratories in Ukraine to diagnose their systems under investigation.
