The commonly used-mechanism consists in direct energy transfer from a high-energy particle to the lattice atom in accordance with the laws of energy and momentum conservation. The defect is formed if the energy transferred from a particle to an atom is higher than a threshold value. Under irradiation in a gas ambient the two-step processes become significant. At the first step a high-energy particle transfers its energy to an atom of gas; at the second step a gas atom with a high energy hits surface of a solid with formation of defect. Such mechanism of defect formation is the most significant in the case of irradiation of graphene and carbons nanotubes. The calculations carried out for irradiation by electron flaws manifest the non-monotonous dependence of the defects formation velocity on the gas atomic number. The dependence passes through a maximum where the rate of radiation defect formation increases by more than an order of magnitude. The model has been developed and numerical calculations have been carried out for the electron temperature and mobility of hot electrons in quantum wells of the n-InGaAs/GaAs heterostructures with a delta-layer of impurity in the region of QW.
