The aim of the project is the development of physical and technical foundations for the materially and energetically efficient techniques for the manufacturing of thin film solar cells based on CIS, for the selective coatings for solar thermal collectors and for the combined power modules. Methods of research are theoretical and experimental studies of device structures. The main scientific and technical results are the following. An original illuminator for simulate solar spectrum. The physical and technical basics of the original technology of the CIS base layers deposition in quasi-closed volume for thin film solar cells using InSe2 phase as a low-temperature source of indium. Optimized modes of chemical technology for the CdS layers preparation and modes of magnetron technology for the obtaining of doped ZnO and In2O3 films, which made it possible to form CIS based solar cell with 14.1% efficiency. By optimizing of the Al surface treatment the electrochemical selective coatings were obtained which have coefficient of absorption greater than 90 % for the visible light. Device and technological solutions of innovative photo-electromagnetic module with 80 % total conversion efficiency for electricity and heat have been developed.
