The methods of investigation are the solution of transport equations, measurements of the dc conductance of planar GaAs structures and microwave measurements. A new mechanism of the photoconductivity of thin-film n-GaAs structures operating as part of integrated circuits is revealed. Calculated are the values of the magnetic bias field and the parameters of the ferrite-dielectric insert which maximize the return loss factor of an h-plane Y-circulator in the frequency range 40 to 44 GHz.
